    Abstract [en]

    An analytical model is presented for assessing the performance of the bit-error-rate (BER) in the differential m-level phase shift keying (m-PSK) transmission systems, where the influence of equalization enhanced phase noise (EEPN) has been considered. Theoretical analysis has been carried out in differential quadrature phase shift keying (DQPSK), differential 8-PSK (D8PSK), and differential 16-PSK (D16PSK) optical transmission systems. The influence of EEPN on the BER performance, in term of signal-to-noise ratio (SNR), are investigated for different fiber dispersion, LO laser linewidths, symbol rates, and modulation formats. Our analytical model achieves a good agreement with previously reported EEPN induced BER floors, and can give an accurate prediction for the DQPSK system, and a leading-order approximation for the D8PSK and the D16PSK systems.

    Abstract [en]

    In this paper, we report the result of a field trial of 56-Gbaud (224-Gbit/s) and 57.5-Gbaud (230-Gbit/s) dual-polarization quadrature phase shift keying (DP-QPSK) coherent optical transmission over 820 km installed standard single mode fiber (SSMF). Offline digital signal processing (DSP) was applied for signal recovery and bit-error-rate (BER) counting in our field trial experiments, and BER performance well below the 7% overhead hard-decision forward error correction (FEC) error-free threshold (4.5×10−3) at 231-1 pseudo random bit sequence (PRBS) pattern length has been achieved, with the best achievable BERs of 2×10−4 (56-Gbaud) and 3×10−4 (57.5-Gbaud), respectively. In parallel a 1.15-Tbit/s (5×230-Gbit/s) quasi-Nyquist spaced wavelength division multiplexing (WDM) superchannel transmission over the same 820 km optical field link (FL) was also investigated through numerical simulations based on the same 57.5-Gbaud DP-QPSK signal using 1% roll-off Nyquist pulse shaping with 60-GHz channel spacing, and the results indicate that the BER performance well below the 7% overhead hard-decision FEC error-free threshold (4.5×10−3) for the 1.15-Tbit/s DP-QPSK superchannel transmission can be achieved.

    Abstract [en]

    The analysis of adaptive carrier phase estimation is investigated in long-haul high speed n-level phase shift keying (n-PSK) optical fiber communication systems based on the one-tap normalized least-mean-square (LMS) algorithm. The close-form expressions for the estimated carrier phase and the bit-error-rate floor have been derived in the n-PSK coherent optical transmission systems. The results show that the one-tap normalized LMS algorithm performs pretty well in the carrier phase estimation, but will be less effective with the increment of modulation levels, in the compensation of both intrinsic laser phase noise and equalization enhanced phase noise.

    Abstract [en]

    SiC lateral MOSFETs with multi-layered epi-channels were studied in this work. The epi-channel consisting of a high concentration n-type epilayer sandwiched between two lightly doped p-type layers showed a maximum field effect mobility of 17 cm2/V.s, as compared to 1.53 cm2/V.s for inversion type devices without epi-channels. These devices are normally-off with an average threshold voltage of 1.34V.

    Abstract [en]

    Two kinds of gate oxides, direct thermal oxidation in a nitrous oxide ambient at 1250°C (TGO) and a PECVD oxide followed by a post deposition oxidation in nitrous oxide ambient at 1150°C (DGO) were studied. DGO showed a lower interface trap density and was able to provide a higher current as being implemented in MOSFETs through the improved channel mobility. However the 6.45 MV/cm average breakdown field of DGO is lower than the 10.1 MV/cm breakdown field of TGO. The lower breakdown field, more leaky behavior and the existence of multiple breakdown mechanisms suggest that DGO needs further improvements before it can be used in real applications.

    Abstract [en]

    We report on the epitaxial formation of type II In0.5Ga0.5Sb/InAs and InSb/InAs quantum dot ensembles using metal organic vapor phase epitaxy. Employing scanning tunneling spectroscopy, we determine spatial quantum dot dimensions smaller than the de Broglie wavelength of InGaSb, which strongly indicates a three dimensional hole confinement. Photoluminescence spectroscopy at low temperatures yields an enhanced radiative recombination in the mid-infrared regime at energies of 170-200 meV. This luminescence displays a strong excitation power dependence with a blueshift indicating a filling of excited quantum dot hole states. Furthermore, a rate equation model is used to extract the Auger recombination coefficient from the power dependent intensity at 77 K yielding values of 1.35 × 10-28 cm6/s for In0.5Ga0.5Sb/InAs quantum dots and 1.47 × 10-27 cm6/s for InSb/InAs quantum dots, which is about one order of magnitude lower as previously obtained values for InGaSb superlattices.

    Abstract [en]

    We present a performance evaluation of a non-conventional approach to implement phase noise tolerant optical systems with multilevel modulation formats. The performance of normalized Viterbi-Viterbi carrier phase estimation (V-V CPE) is investigated in detail for circular m-level quadrature amplitude modulation (C-mQAM) signals. The intrinsic property of C-mQAM constellation points with a uniform phase separation allows a straightforward employment of V-V CPE without the need to adapt constellation. Compared with conventional feed-forward CPE for square QAM signals, the simulated results show an enhanced tolerance of linewidth symbol duration product (Delta vT(s)) at a low sensitivity penalty by using feed-forward CPE structure with C-mQAM. This scheme can be easily upgraded to higher order modulations without inducing considerable complexity.

    Abstract [en]

    In this work, we present a planarization concept for epitaxial SiC trench structures involving reactive ion etching (RIE) and inductive coupled plasma (ICP) dry etching. The general idea is to transfer the flat surface from spun-on BCB/photo-resist layers to deposited silicon dioxide and finally to bulk SiC by applying process conditions with the same etch rate for the different materials. In this way several microns of unwanted material can be removed and planar SiC surfaces are obtained. With this method trench structures filled by epitaxial re-growth can be planarized with smooth surfaces and good homogeneity over the wafer. Cost-efficient device manufacturing can be achieved by using standard semiconductor process equipment. This technology makes it possible to manufacture advanced epitaxial SiC material structures for devices such as trench JBS diodes and double-gate trench JFETs.

    Abstract [en]

    A simplified transient computational fluid dynamics model of an automotive three-phase double-side liquid cooled silicon carbide power inverter, including pin-fin baseplates, has been developed and qualified for parametric studies. Effective heat transfer coefficients have been extracted from the detailed pin-fin baseplate model for two coolant volume flow rates 2 l/min and 6 l/min, at the coolant temperature 105 °C. The inverter model includes temperature dependent heat losses of SiC transistors and diodes, calculated for two driving cycles. Baseplate materials such as copper, aluminum-silicon carbide metal matrix composite, aluminium alloy 6061 as well as virtual materials have been evaluated in the parametric studies. Thermal conductivity, specific heat and density have been varied as well as thickness of the finned baseplates (1 to 3 mm). A trade-off between temperature of SiC chips and baseplate weight has been investigated by means of Pareto optimization. The main results of the parametric studies include a weak dependence (1 to 3 °C) of the chip temperature on baseplate thickness. Furthermore, switching e.g. between copper and AlSiC results in 5 to 8 °C increase of the chip temperature, at 65 to 70 % baseplate weight reduction.

    Abstract [en]

    Zinc oxide tetrapods (ZnO-Ts) were synthesized by flame transport synthesis using Zn microparticles. This work herein reports a systematical study on the structural, optical and electrochemical properties of the ZnO-Ts. The morphology of the ZnO-Ts was confirmed by scanning electron microscopy (SEM) as joint structures of four nano-microstructured legs, of which the diameter of each leg is 0.7-2.2 μm in average from the tip to the stem. The ZnO-Ts were dispersed in glucose solution to study the luminescence as well as photocatalytic activity in a mimicked biological environment. The photoluminescence (PL) intensity in the ultraviolet (UV) region quenches with linear dependence to increased glucose concentration up to 4 mM. The ZnO-Ts were also attached with glucose oxidase (GOx) and over coated with a thin film of Nafion to form active layers for electrochemical glucose sensing. The attachment of GOx and coating of Nafion were confirmed by infrared spectroscopy (FT-IR). Furthermore, the current response of the active layers based on ZnO-Ts was investigated by cyclic voltammetry (CV) in various glucose concentrations. Stable current response of glucose was detected with linear dependence to glucose concentration up to 12 mM, which confirms the potential of ZnO-Ts for biomolecule sensing applications.

    Colloidal quantum dots (QDs) have gained significant attention due to their tunable band gap, simple solution processability, ease of scale-up, and low cost. By carefully choosing the materials, core-shell heterostructure QDs (HQDs) can be further synthesized with a controlled spatial spread of wave functions of the excited electrons and holes for various applications. Many investigations have been done to understand the exciton dynamics by optical characterizations. However, these spectroscopic data demonstrate that the spatial separation of the excitons cannot distinguish the distribution of excited electrons and holes. In this work, we report a simple and direct method to determine the localized holes and delocalized electrons in HQDs. The quasi-type-II CdSe-CdS core-shell QDs were synthesized via a thermolysis method. Poly(3-hexylthiophene) (P3HT) nanofiber and ZnO nanorods were selected as hole and electron conductor materials, respectively, and were combined with HQDs to form two different nanocomposites. Photoelectrical properties were evaluated under different environments via a quick and facile characterization method, confirming that the electrons in the HQDs were freely accessible at the surface of the nanocrystal, while the holes were confined within the CdSe core.

    Abstract [en]

    We describe a composite material for use in electrochemical oxygen reduction. A screen-printed electrode (SPE) was consecutively modified with electrodeposited copper, a Nafion membrane and electropolymerized polyaniline (PANi) to give an electrocatalytic composite of type PANi/Nafion/Cu2O/SPE that displays good electrical conductivity at neutral pH values. It is found that the presence of ammonia causes complex formation with Cu(I), and this causes electroreduction of oxygen to result in an increased cathodic current. The finding was applied to the quantification of ammonium ions in the 1 to 1000 μM concentration range by amperometry at −0.45 V (vs. Ag/AgCl). This Faradaic phenomenon offers the advantage of direct voltammetric detection, one of the lowest known limits of detection (0.5 μM), and high sensitivity (250 mA∙M−1∙cm−2). It was applied to the determination of ammonium ion in human serum where it compared well with the photometric routine approach for clinical analysis using glutamate dehydrogenase.     Abstract [en]

    Clusters of iron produced in a laser vaporization source have been characterized with time-of-flight spectra and deposited on different substrates for production of films of varying thickness. The magnetic properties of these films with thicknesses of 60 and 120 nm were investigated using an alternating gradient magnetometer. The films exhibit mono-domain behavior from a broad size distribution which has been confirmed by transmission electron microscopy. Films were also investigated by Mössbauer spectroscopy, which showed fast relaxation in the particles at room temperature.

    Next generation 5G mobile system will support the vision of connecting all devices that benefit from a connection, and support a wide range of services. Consequently, 5G transport networks need to provide the required capacity, latency, and flexibility in order to integrate the different technology domains of radio, transport, and cloud. This paper outlines the main challenges, which the 5G transport networks are facing and discusses in more detail data plane, control architectures, and the tradeoff between different network abstraction models.
